摘要：Given the demand for constantly scaling micro- electronic devices to ever smaller dimensions, a SiO2 gate dielectric was substituted with a higher dielectric-constant material, Hf（Zr）O2, in order to minimize current leakage through dielectric thin film. However, upon interfacing with high dielectric constant （high-κ） dielectrics, the electron mobility in the conventional Si channel degrades due to Coulomb scattering, surface-roughness scattering, remotephonon scattering, and dielectric-charge trapping.Ⅲ-Ⅴ and Ge are two promising candidates with superior mobility over Si. Nevertheless, Hf（Zr）O2/Ⅲ-Ⅴ（Ge） has much more complicated interface bonding than Si-based interfaces. Successful fabrication of a high-quality device critically depends on understanding and engineering the bonding configurations at Hf（Zr）O2/Ⅲ-Ⅴ（Ge） interfaces for the optimal design of device interfaces. Thus, an accurate atomic insight into the interface bonding and mechanism of interface gap states formation becomes essential. Here, we utilize first- principle calculations to investigate the interface between HfO2 and GaAs. Our study shows that As--As dimer bonding, Ga partial oxidation （between 3＋ and 1＋） and Ga- dangling bonds constitute the major contributions to gap states. These findings provide insightful guidance for optimum interface passivation.

摘要：A method for designing an X-ray flatness filter for medical electron linac is developed. It is used in the optimization process in the electron beam radiation system. Monte Carlo simulation method is used and two examples of real radiation system optimization processes for China-made medical electron linac are provided： 15 MV X- ray system of BJ-20 linac, and 12 MeV electron system of BJ-14. Results are verified by using the traditional method.

摘要：Magnetophoresis is one of the most important separation methods in biological and chemical engineering. In this paper,a novel impact parameter on separation efficiency,i.e.,the angle between the vectors of magnetic force and fluid velocity,was derived from the basic equation describing the motion of magnetic beads in microchannels. It is proposed that one of the most important approaches for separation efficiency enhancement is to improve the coordination of magnetic force field and fluid flow field. A T-shaped microchannel magnetophoretic separator was designed based on the angle. And then a two-dimensional dynamic model of magnetic beads moving in microchannels was established to study the separation efficiency of T-shaped microseparator by combined use of finite element method and Runge-Kutta method. The results show that the capture effi-ciency of T-shaped microseparator is much higher than that of the straight microseparator at the same conditions. For small magnetic beads at high fluid velocities,the designed T-shaped microseparator could still keep high separation efficiency whereas the conventional straight microseparator fails to separate the magnetic beads. Further analysis shows that the mechanism of separation efficiency enhancement lies in the synergy of magnetic force field and flow field,which directly leads to large deflected velocity of the magnetic beads from the main stream,and thus increasing the separation efficiency. It is anticipated that the results in this paper are theoretically helpful for the optimum design of highly efficient magnetophoretic separators.

摘要：A study was conducted to determine the effects of elevated CO2 on soil N process at Changbai Mountain in Jilin Province, northeastern China （42°24＂N, 128°06＂E, and 738 m elevation）. A randomized complete block design of ambient and elevated CO2 was established in an open-top chamber facility in the spring of 1999. Changpai Scotch pine （Pinus sylvestris var. sylvestriformis seeds were sowed in May, 1999 and CO2 fumigation treatments began after seeds germination. In each year, the exposure started at the end of April and stopped at the end of October. Soil samples were collected in June and August 2006 and in June 2007, and soil nitrifying, denitrifying and N2-fixing enzyme activities were measured. Results show that soil nitrifying enzyme activities （NEA） in the 5-10 cm soil layer were significantly increased at elevated CO2 by 30.3% in June 2006, by 30.9% in August 2006 and by 11.3% in June 2007. Soil denitrifying enzyme activities （DEA） were significantly decreased by elevated CO2 treatment in June 2006 （P 〈 0.012） and August 2006 （P 〈 0.005） samplings in our study; no significant difference was detected in June 2007, and no significant changes in N2-fixing enzyme activity were found. This study suggests that elevated CO2 can alter soil nitrifying enzyme and denitrifying enzyme activities.

摘要：The concurrent presence of different types of traffic in multimedia applications might aggravate a burden on the underlying data network, which is bound to affect the transmission quality of the specified traffic. Recently, several proposals for fulfilling the quality of service(QoS) guarantees have been presented. However, they can only support coarse-grained QoS with no guarantee of throughput, jitter, delay or loss rate for different applications. To address these more challenging problems, an adaptive scheduling algorithm for Parallel data Processing with Multiple Feedback(PPMF) queues based on software defined networks(SDN) is proposed in this paper, which can guarantee the quality of service of high priority traffic in multimedia applications. PPMF combines the queue bandwidth feedback mechanism to realise the automatic adjustment of the queue bandwidth according to the priority of the packet and network conditions, which can effectively solve the problem of network congestion that has been experienced by some queues for a long time. Experimental results show PPMF significantly outperforms other existing scheduling approaches in achieving 35--80% improvement on average time delay by adjusting the bandwidth adaptively, thus ensuring the transmission quality of the specified traffic and avoiding effectively network congestion.

摘要：OBJECTIVE:To explore the most effective parameters of Yi Zhi Chan Tuina manipulation for improving peripheral blood ***:A total of 45 volunteers were recruited from Pudong district in Shanghai,China,from October to December 2010,and randomly divided into nine groups using computer-generated random *** received Yi Zhi Chan Tuina manipulation on Chengjin(BL 56) acupoint;each group received a particular combination of manipulation force and treatment *** used a two-factor,three-level factorial design to examine the effects of force and treatment time on changes in popliteal artery average volume flow,pulsatility index,and vessel diameter to determine the optimal parameter *** were assessed at baseline and after Tuina manipulation by interviewers blind to treatment group ***:After manipulation,two of the nine groups showed an increase in popliteal artery volume *** inter-participants effect test showed that for main effect of time,F = 0.331,P = 0.720;for main effect of force,F = 2.934,P = 0.066;and for the force-time interaction effect,F = 1.072,P = 0.385,indicating no interaction between force and ***,a pairwise comparison of the three levels of time showed that a treatment time of 10 min was significantly more effective than that of 2 min(P = 0.024).A pairwise comparison of light force,medium force,and heavy force showed a statistically significant effect for medium force(P = 0.035).CONCLUSION:Yi Zhi Chan Tuina manipulation with vertical force of 9.31 N for 10 min is most effective in improving peripheral circulation.

摘要：The microstrip dual-mode filter （DMF） with conventional coupling structure has some limitations in- eluding the port coupling strength limited by fabrication tolerance and the existence of serious second order spuri- ous band. Therefore, a novel DMF with a offset-feed bended coupling structure and a stepped-impedance dual- mode resonator is proposed for coupling enhancement and spurious response suppression. Based on the analysis of the change of spur frequencies and the current distribution of spur resonant modes, all spurs near passband of the cascaded DMF can be fully suppressed by optimizing the structure parameters of parasite resonators, which bene- fits from the inherent well-controlled transmission zeros. Experimental results show that the proposed DMF ex- hibits lower insertion loss ,much sharper rate of cutoff and wider spur-free stop band compared with conventional DMF. This design is applicable for spur suppression in wideband communication.
